1介绍

在微电子业,导电连接以种种方法通过焊接连线来完成。超声波焊接利用高于听得见的限度的频率的摩擦来制造连线。这就是用在BONDJET BJ820的方法。

1.1 BONDJET BJ820概观 BONDJET BJ820是Hesse & Knipps GmbH研发的超声键合压焊机,用于各种类型的基板,芯片或其它材料的全自动生产工艺。该设备可用于全自动和手动操作。 技术性能:

它是一个有4个精确的快速运动轴线的灵活系统。它的X和Y轴线可在上至305mm x 410mm (12“ x 16“)工作范围内移到焊头, Z轴线的工作量程为30mm,P轴线可在420°范围内旋转。 该有效工作区域允许我们在大基板上焊接连线。 该设备能处理12.5µm(0.7mil)上至85µm(3.3mil)线径的焊线,线带的幅度为从6umx35um (0.24milx1.4mil)到25umx250um (1.0milx10.0mil),连线可使用“线夹扯线”或“工作台扯线”方法来终止。

软件提供了大量的方便功能来协助编程,校准和生产。全部的加工步骤可详细编排并可作为程序储存。编写程序极其简便,并可快速改编以符合任何特殊要求。 BONDJET BJ820可用作离线单机生产,以真空,压缩空气或机械压板手动封固基板。只要配上料盒装卸设备或客户指定的输送系统,就可以通过SMEMA联系结合在生产线。 图像识别:

图像识别系统配有一个CCD相机,由Hesse & Knipps GmbH软件控制。基板上和芯片上的参照点或参照图像可教定和自动识别。这能够保证高质量的效果和能够实现自动化生产。芯片或产品的安置错误可被识别到并自动更正它与其它参照系统的位置关系。 托架压板:

可使用多种类型的压板或固定方法来固定未加工的托架。光滑扁平的印刷电路板或 陶质托架可用大片厚金属板以真空固定,机械压板或指定解决方法可用于方阵式应用件或表面凹凸不平的基板。

1.2 使用本手册

在打开设备包装及安装前须阅读用户手册,并严格遵守规程。

本手册包含重要信息,以确保安全,正确并经济使用本设备。服从指令把危险,误工时间和维修费用降到最低限度, 并尽可能将工作寿命增加到最大限度。本手册应当一直保留在工作场所。

用户应当增补现行的本国工作安全和事故预防法则到本用户手册中。

本手册自始至终使用以下名称和符号来表示尤其重要的信息。若不遵从可造成人员伤害或机器损坏并会导致保修无效。
